چکیده

The effects of fabricational variations on the gain spectra of quantum wires are calculated within the limits of first order perturbation theory. Gain spectra and density of states for 50 A radius and 150 A radius cylindrical quantum wires are calculated and plotted for several different fabrication tolerances. The wave functions for a finite, cylindrical potential are calculated and a quasi-critical radius, below which the carriers are weakly confined by the potential, is established. This sets a lower limit on quantum wire size. Upper limits on the size of quantum wells, quantum wires, and quantum boxes are also discussed. The threshold current and differential gain of quantum wire lasers and quantum wire array lasers are calculated. These calculations indicate a possible reduction in threshold current of one to two orders of magnitude as compared to the best quantum well lasers.

Optical spectra and inhomogeneous broadening in CdTe/CdZnTe MQW structures with defects

Optical spectra of Bragg multiple quantum wells with defects are studied analytically and numerically. It is shown that in systems with relatively strong exciton–photon coupling several different types of spectrum can be observed. The effects due to inhomogeneous exciton broadening are studied using numerical simulations.

Mid-Infrared Quantum-Dot Quantum Cascade Laser: A Theoretical Feasibility Study

In the framework of a microscopic model for intersubband gain from electrically pumped quantum-dot structures we investigate electrically pumped quantum-dots as active material for a mid-infrared quantum cascade laser. Our previous calculations have indicated that these structures could operate with reduced threshold current densities while also achieving a modal gain comparable to that of quan...

Nonempirical Simulations of Inhomogeneous Broadening of Electronic Transitions in Solution: Predicting Band Shapes in One- and Two-Photon Absorption Spectra of Chalcones.

We have examined several approaches relying on the Polarizable Embedding (PE) scheme to predict optical band shapes for two chalcone molecules in methanol solution. The PE-TDDFT and PERI-CC2 methods were combined with molecular dynamics simulations, where the solute geometry was kept either as rigid, flexible or partly-flexible (restrained) body. The first approach, termed RBMD-PE-TDDFT, was em...

Modulation Response and Relative Intensity Noise Spectra in Quantum Cascade Lasers

Static properties, relatively intensity noise and intensity modulation response in quantum cascade lasers (QCLs) studied theoretically in this paper. The present rate equations model consists of three equations for the electrons density in the conduction band and one equation for photons density in cavity length. Two equations were derived to calculate the noise and modulation response. Calcula...

Energy distributions of carriers in quantum dot laser structures

Using the segmented contact method, we have measured the passive modal absorption, modal gain and spontaneous emission spectra of an InAs "dot-in-well" (DWELL) system where the inhomogeneous broadening is sufficiently small that the ground and excited state transitions can be spectrally resolved. The modal optical gain from the ground state saturates with current at a maximum value of one third...
